We have realized tandem amorphous Si/microcrystalline Si PV cells and modules with an n+ SiOx emitter heterojunction with microcrystalline Si. The SiOx films show filamentary nanostructures and high electrical conductivity. Excellent photovoltaic characteristics are demonstrated.
